Epitaxní vrstvy GaN nacházejí široké uplatnění v optoelektronice a ve výkonových polovodičových součástkách, jejich elektrické a optické parametry jsou však limitovány strukturními defekty. Cílem práce je studium dislokací ve vrstvách c-GaN a vrstevných chyb v nepolárních a semipolárních vrstvách a-GaN a m-GaN pomocí rtg difrakce. Epitaxní vrstvy GaN budou připraveny metodou MBE na spolupracujících pracovištích (Univerzita v Brémách, univerzita v Magdeburgu), měření rtg difrakce bude prováděno v rtg laboratoři Katedry fyziky kondenzovaných látek a na synchrotronu ESRF v Grenoblu. V rámci dizertace bude vyvinut strukturní model defektů (zejména bazálních a prizmatických vrstevných chyb v a-GaN vrstvách, korelovaných threading dislokací v polárních c-GaN vrstvách), na základě něhož bude provedena simulace difuzního rtg rozptylu a simulovaná data budou srovnána s experimentem. Dodatečná informace o struktuře vrstev bude získána transmisní elektronovou mikroskopií.
Práce je vhodná pro studenta (studentku) s dobrými znalostmi fyziky pevných látek, krystalografie a rtg. difrakce.Vyžaduje se také dobrá znalost numerických metod a numerického zpracování dat.

Epitaxial layers of GaN are widely used in optioelectronic and in high-power semiconductor devices, however their optoelectronic and electronic performace is strongly limited by the presence of structure defefects. The goal of the thesis is to study dislocations in c-GaN layers and stacking faults in non-polar a-GaN and semipolar m-GaN layers by x-ray diffraction. Epitaxial GaN layers will be grown by molecular beam epitaxy in collaborating institutions (University of Bremen, university of Magdeburg), x-ray measurememnts will be carried out at the x-ray lab of the Department of Condensed Matter Physics and at the synchrotron source ESRF (Grenoble). The thesis will comprise the developmemnt of structure models of the defects(especially prismatic and basal stackingf aults in a-GaN and correlated threading dislocations in c-GaN), which will be used for the simulation of x-ray diffuse scattering. The results of the simulations will be compared with experimental data. Additionally, transmission electron microscopy will be used for defect investigation as well.
The subject of the thesis is suitable for a student with a good knowledge of solid-state physics, crystallography and x-ray diffraction. Skills in numerical method and numerical treatment of experimental data are required, too.
