Epitaxní vstvy GaN jsou v poslední době intenzivně studovány pro jejich důležité aplikace v optoelektronice, diody na bázi GaN jednou nahradí konvenční zdroje světla. Semipolární vrstvy GaN s povrchem (11-23) na sustrátech Al2O3 vykazují značné množství defektů, zejména bazálních vrstevných chyb v rovinách (0001). Výsledky práce přispějí k vývoji rtg difrakční metody pro spolehlivé nedestruktiní stanovení hustoty jednotlivých typů vrstevných chyb. Podobná metoda existuje pro nepolární epitaxní vrstvy GaN s povrchem (11-20), cílem práce je modifikovat tuto metodu pro semipolární vrstvy. Práce je kombinací teorie (teorie rtg rozptylu na defektech) s numerickými metodami (simulace difraktované intenzity a fitování naměřených dat) a experimentální práce v laboratoři. |
Preliminary scope of work in English |
Epitaxial GaN layers are intensively studied nowadays because of their important applications in optoelectronics - the ayre expected to replace soon conventional light bulbs. Semipolar GaN layers with the surface (11-23) on sapphire substrates exghibit a large density of defects, especially stacking faults in basal (0001) planes. The results of the thesis will contribute to the development of a simple and reilablex -ray method for determination of densities of individual defect types. An analogous method esists already for non-polar GaN layers with orientation (11-20), the aim of the work is to modfy it for semipolar layers. The work is a combination of theory (scattering theory), numerical methods (simulation of scattered intensity and fitting of experimental data) and experimental work in our x-ray lab. |
